Data Sheet ASSR-601J 1500V High Voltage Industrial Photo MOSFET Description Features The Broadcom ASSR-601J is a high-voltage Photo Compact solid-state bidirectional signal switch MOSFET that is designed for high voltage industrial Operating temperature range: 40C to +110C applications. The ASSR-601J consists of an AlGaAs Breakdown voltage, V : 1500V at I = 250 A OFF DSS infrared light-emitting diode (LED) input stage optically Avalanche rated MOSFETs coupled to a high-voltage output detector circuit. The Output Leakage Current, I = 10 nA at 1000V O detector consists of a high-speed photovoltaic diode array On-resistance, R < 250 at I = 50 mA ON O and driver circuitry to switch on/off two discrete high-voltage Turn on time: T < 4 ms ON MOSFETs. The relay turns on (contact closes) with a Turn off time: T < 0.5 ms OFF minimum input current of 7 mA through the input LED.
